Vapors of the precursor were deposited on tantalum substrates in an oven at 365°C. Subsequently, the products were annealed at 700°C in vacuum. The deposits contain nanowires of variable dimensions; their width ranges in tens of nanometers and the length is up to several microns. Nanowires have a core-rim structure with a variable diameter of the core (10 to 30 nm) and thickness of the rim (10 to 50 nm). The core is composed of crystalline Ge, whereas the rim is mostly amorphous SiC. During the heat treatment at 900°C, Ge is removed and SiC nanotubes are formed.
