In this study, Schottky barrier-based solar cells composed of chemical vapour deposited graphene transferred onto hydrogenated microcrystalline silicon film were investigated. We demonstrated sample with an open-circuit voltage of 445 mV, a remarkable value for undoped graphene-based solar cell. Furthermore, photovoltaic properties of graphene/silicon junctions were characterised by current-voltage (I-V) curves obtained locally by conductive atomic force microscopy (C-AFM) and also macroscopically by standard I-V measurement using AM1.5G solar simulator. A very good correlation between both independent measurements proved the C-AFM as a highly useful tool for local photovoltaic characterization of 2D material/semiconductor junctions at the nano- and microscale.
