    Good performance of semi-insulating GaAs detectors with different areas of Schottky contacts and quasi-ohmic contacts is demonstrated. Current voltage and detection characteristics have been measured and high breakdown voltage has been observed. The surface potential measurements of detectors showed peculiar surface distribution. The best energy resolution of the detectors has been attained at temperature 273 K.
