AnnotationExperimental and theoretical study of the shape of spontaneous electroluminiscence spectra emitted from the edge of GaInAsP/InP heterostructure diodes is reported. An occurance of double peak spectra in some samples is explained in terms of selective internal absorption along the way of the edge. Numerical evaluation of spontaneous luminiscence and corresponding gain or absorption coefficient is presented within the framework of usual band structure approximation.
