Five species of semi-insulating InP crystals were characterised by electrical, optical and structural methods. Temperature dependent Hall coefficient and resistivity, DLTS, capacitance-voltage characteristics and dislocation clusters were measured. Prototype radiation detectors were measured by 241Am alpha particles, 137Cs gamma rays and 40 keV X-rays. The best results were achieved on detectors made from the annealed InP:Ta.
Pět druhů semiizolačních krystalů InP byly charakterizováno elektrickými, optickými a stukturními metodami. Byly měřeny teplotní závislosti Hallova koeficientu a měrného odporu, DLTS, charakteristiky kapacita-napětí a klustry dislokací. Prototypy radiačních detektorů byly měřeny alfa částicemi z 241Am, gama paprsky z 137Cs a 40 keV rtg paprsky. Nejlepší výsledky byly dosaženy na detektorech připravených z žíhaných InP:Ta.
